Electronic Modulation of Semimetallic Electrode for 2D van der Waals Devices

The 2D semimetallic electrodes have been employed to show outstanding contact properties with semiconducting transition‐metal dichalcogenides (TMDCs) channel, leading large enhancement of transistor and phototransistor performance. Herein, an innovative concept is established for a unique electrode‐2D TMDC channel (2D–2D) device configuration where the electronic structures are systematically modulated improve monolayer molybdenum disulfide (MoS 2 ) channel. copper sulfide (CuS) doped iodine atoms by direct exposure gas. charge‐transport behavior in 2D–2D field‐effect transistors (FETs) highly improved, which attributed favorable energy band alignment associated material between iodine‐doped CuS (CuS–I) FETs high on current, on/off ratio, twofold improvement mobility. Furthermore, phototransistors flexible/transparent photodetectors fabricated using CuS–I/MoS , also performed photoresponsivity characteristics mechanical durability under external bending strain conditions. These findings demonstrate promising pathway that configuration, modulation may enable development future applications.
